There is a Canadian historical GIS portal <http:%5C%5Cgeohist.ca>, which 
details some of the available resources, but for your project start with 
the Ontario Historical County Maps Project 
<https://www.arcgis.com/apps/webappviewer/index.html?id=8cc6be34f6b54992b27da17467492d2f> 
put together by the map library people at UofT. The McGill geography 
library also has a large inventory 
<https://www.mcgill.ca/library/find/maps/hist> of Canadian shape files.
